In this work, the reliability of HfO2 (hafnium oxide) with poly gate and dual metal gate electrode (Ru–Ta alloy, Ru) was investigated. Hard breakdown and soft breakdown, particularly the Weibull slopes, were studied under constant voltage stress. Dynamic stressing has also been used. It was found that the combination of trapping and detrapping contributed to the enhancement of the projected lifetime. The results from the polarity dependence studies showed that the substrate injection exhibited a shorter projected lifetime and worse soft breakdown behavior, compared to the gate injection. The origin of soft breakdown (first breakdown) was studied and the results suggested that the soft breakdown may be due to one layer breakdown in the bilayer structure (HfO2/SiO2: 4 nm/4 nm). Low Weibull slope was in part attributed to the lower barrier height of HfO2 at the interface layer. Interface layer optimization was conducted in terms of mobility, swing, and short channel effect using deep submicron MOSFET devices.

Today, worldwide propagation phenomenology occurring in the High Frequency (HF) radio regime has made such interference common. In this book, Jay Sklar, a longtime researcher at MIT Lincoln Laboratory, presents detailed descriptions of detection, direction-finding, and signal-estimation methods applicable at HF, using consistent formalisms and notation. Modern electronic system technology has made many of these techniques affordable and practical; the goal of the book is to offer practicing engineers a comprehensive and self-contained reference that will encourage more widespread application of these approaches.The book is based on the author's thirty years of managing MIT Lincoln Laboratory work on the application of adaptive antenna array technologies to the sensing of HF communication signals. After an overview of HF propagation phenomenology, communication signal formats, and HF receiver architectural approaches, Sklar describes the HF propagation environment in more detail; introduces important modulation approaches and signaling protocols used at HF; discusses HF receiver system architectural features; and addresses signal processor architecture and its implementation. He then presents the technical foundation for the book: the vector model for a signal received at an adaptive array antenna. He follows this with discussions of actual signal processing techniques for detection and direction finding, including specific direction-finding algorithms; geolocation techniques; and signal estimation.
Bistatic HF Radar
The proliferation of HF radar systems for ocean remote sensing and maritime surveillance continues apace, with hundreds of such radars now deployed around the world. The overwhelming majority of these radars operate in the conventional monostatic configuration, with the transmitting and receiving systems collocated or closely spaced; this simple geometry has obvious advantages in terms of cost, siting requirements, communications, maintenance, signal processing, and echo interpretation, and it has been adopted by HF radars exploiting line-of-sight, surface wave, and skywave propagation modalities. All these considerations notwithstanding, in some circumstances there can be compelling reasons to implement bistatic configurations, defined as geometries in which the separation between transmitter and receiver is comparable with the range to the zones being interrogated. Factors that can drive this decision include energy budget, desire to exploit hybrid propagation modes, scattering characteristics of the targets of interest, properties of the clutter, survivability, and covertness. This book, a compilation of papers by leading researchers in the field, offers a panoramic account of the state of the art in bistatic HF radar. Topics covered include system design, HF propagation and scattering, signal processing, echo interpretation, and applications in the maritime domain. Supported with extensive references to the literature, this book should serve as an essential source for practitioners keen to expand the capabilities of their HF radar systems.
